標題: An ESD-Protected 5-GHz Differential Low-Noise
A novel ESD protection design for radio-frequency (RF)
" z4 ~  H; P1 W- U5 V. H  u6 Y+ s1 Hdifferential input/output (I/O) pads is proposed and successfully% H6 R2 R( g4 I+ q. o; }
applied to a 5-GHz differential low-noise amplifier (LNA) in a
' _% o1 X% K" V2 w7 y+ l130-nm CMOS process. In the proposed ESD protection design,, u+ y) l+ W; D  i# F5 y
an ESD bus and a local ESD clamp device are added between the
7 F( Q$ M8 a0 n8 e. D9 Ydifferential input pads to quickly bypass ESD current, especially) R! [7 \1 j! i$ M" z7 p
under the pin-to-pin ESD-stress condition. With 10.3-mW power
- a$ v# `3 N( @4 A0 wconsumption under 1.2-V power supply, the differential LNA* G! G/ \( X- c9 l# I: |: A
with the proposed ESD protection design has the human-bodymodel
, k0 Y  Q- Y% ]9 W( I1 ?5 k3 o8 D(HBM) ESD robustness of 3 kV, and exhibits 18-dB power
9 y5 F$ K) y" h, hgain and 2.62-dB noise figure at 5 GHz. Experimental results, `& x. \' q9 F9 o; V
have demonstrated that the proposed ESD protection circuit can
) K& ?2 L+ u: r2 A6 i, Y& Qbe co-designed with the input matching network of LNA to
% h( c. [) Y  Z9 ?3 R) Esimultaneously achieve excellent RF performance and high ESD robustness.
